Vishay / Siliconix SQ Automotive Power MOSFETs
Vishay / Siliconix SQ Automotive Power MOSFETs are AEC-Q101 qualified and produced using a special process design that is optimized for use in the automotive industry. These SQ MOSFETs feature low ON-resistance N- and P-channel TrenchFET® technologies and low thermal resistance. The SQ MOSFETs are available in various packages for design flexibility. Packages include the TO-252, TO-262, TO-263, PowerPAK® SO-8, PowerPAK 8x8L, PowerPAK SO-8L, D2PAK (TO-263), DPAK, and PowerPAK 1212-8W, as well as several space-saving, small-outline options. A full range of polarity options is also available, including N-channel and P-channel co-packages. Vishay / Siliconix SQ Automotive Power MOSFETs are offered in various polarity options, including N-channel and P-channel co-packages.

- PowerPAK 8x8L Dual - Vishay's PowerPAK 8x8L dual package is 55% thinner, > 50% smaller than two DPAKs packages.
- PowerPAK 8x8L - Vishay's PowerPAK 8x8L package is 75% thinner and 55% smaller than a D2PAK package.
- PowerPAK SO-8L Dual - Vishay's PowerPAK SO-8L dual package offers optimum high and low-side combinations for synchronous buck applications.
- PowerPAK SO-8L - Vishay's PowerPAK SO-8L package offers 1/2 the size of DPAK with similar on-resistance.
- PowerPAK 1212-8 - Vishay's PowerPAK 1212-8 package is 1/3 the size of a SO-8 with similar performance.
- PowerPAK 1212-8SLW - The PowerPAK 1212-8SLW package comes in a 3.3mm x 3.3mm package with high efficiency.
- PowerPAK SC-70 - Vishay's PowerPAK SC-70 package is a 2mm x 2mm ultra-compact package that is thermally enhanced.
